  ROHM has begun offering samples of the industry’s smallest* terahertz (THz) wave oscillation and detection devices utilizing semiconductor elements known as Resonant Tunneling Diodes (RTDs). Terahertz waves are anticipated to be applied to non-destructive testing, imaging, and sensing in the medical and healthcare sectors, as well as potentially future ultra-fast communication technologies. ROHM Offers the Industry’s Smallest* Terahertz Wave Oscillation and Detection Devices

  ROHM has developed a 0.5mm × 0.5mm RTD chip for terahertz wave generation and detection, capable of oscillating and detecting terahertz waves at a frequency of 320GHz (typ.) with an output power ranging from 10 to 20µW. ROHM will begin offering samples of this RTD element mounted in a PLCC package (4.0mm × 4.3mm) commonly used for LEDs. With an extremely compact size, typically than one-thousandth that of conventional oscillators, this innovation enables easy development of terahertz wave applications, even in space-constrained environments.

  By positioning the antenna surfaces of the oscillation and detection devices facing each other 10mm apart, a dynamic range of 40dB (typ.) can be achieved. Both oscillator and detector maintain a drive power consumption of 10mW (typ.), while their ability to oscillate and detect terahertz waves at room temperature eliminates the need for cooling equipment required with some conventional methods. These compact, power-saving devices are almost unaffected by the operating environment, enabling use in a wide range of applications.

  ROHM offers samples of terahertz wave oscillation and detection devices at a sample price of $990.0/unit (excluding tax), which is less than one-tenth the price of conventional devices. ROHM also provides evaluation kits that include an evaluation board and other components, allowing users to easily integrate the devices into a research and development environment.   Background and Development Summary

        Occupying the frequency region between radio waves and light, terahertz waves exhibit a variety of distinctive characteristics, including excellent permeability similar to radio waves, straight-line propagation akin to laser beams, and unique absorption properties for materials such as polymers. As such, they are expected to be utilized for non-destructive testing, imaging of humans and materials without the use of dangerous radiation, high-speed communication as an alternative to conventional wireless transmission, and high-resolution radar sensing. However, conventional methods often require large equipment sizes and high implementation costs often ranging from tens of thousands to hundreds of thousands of dollars, making it challenging for private companies to actively pursue research or commercialize in the field of practical terahertz applications.

  Since the late 2000s, ROHM has engaged in joint research with numerous universities and research institutes, such as the Institute of Science Tokyo and Osaka University. The key aim: developing terahertz wave oscillation and detection devices using RTD technology. ROHM is also involved in several consortia, including national projects (government R&D initiatives) sponsored by the Ministry of Internal Affairs and Communications (MIC), the National Institute of Information and Communications Technology (NICT), and the Japan Science and Technology Agency (JST), as well as the XG Mobile Promotion Forum and the Terahertz System Application Promotion Council. ROHM will continue to focus on device development while contributing to the early industrialization and social integration of terahertz technology.

  Terminology

         Resonant Tunneling Diode (RTD)

  A terahertz wave light source that uses semiconductor elements to provide advantages such as small size, low power consumption, and the ability to oscillate at room temperature. Following extensive research and development with various universities and research institutions, ROHM has successfully achieved in-house production of RTD devices capable of efficient terahertz wave oscillation and detection.

  PLCC

  Short for Plastic Leaded Chip Carrier, a type of IC package used for semiconductor integrated circuits.

  Conventional THz Generation Methods

  Conventional methods for generating terahertz waves include the ‘frequency multiplication’ method, which converts the frequency of an electrical signal into an integer multiple for output, and the “photomixing” method that produces terahertz waves from the difference frequency created when two laser beams of different wavelengths are mixed in a photomixer. Both approaches necessitate large or medium sized costly equipment to generate terahertz waves.

  Dynamic Range

  A performance metric for analog devices indicating the difference or ratio between the maximum and minimum values of a signal that can be handled. Like for other radio frequency applications, for terahertz waves dynamic range usually expressed in decibels (dB).

ROHM’s New Compact, Highly Reliable Package Added to Automotive 40V/60V MOSFET Lineup
  ROHM has expanded its lineup of low-voltage (40V/60V) MOSFETs for automotive applications – such as main inverter control circuits, electric pumps, and LED headlights – by introducing latest products adopting the new HPLF5060 package (4.9mm × 6.0mm).  In recent years, automotive low-voltage MOSFETs have been trending toward smaller packages, such as the 5060-size and even more compact options. However, this miniaturization introduces significant challenges for achieving reliable mounting, primarily due to narrow terminal spacing and leadless designs.  To address these issues, the new HPLF5060 package offers a smaller footprint compared to the widely used TO-252 package (6.6mm × 10.0mm) while enhancing board-mount reliability through the adoption of gull-wing leads. Additionally, the use of copper clip junction technology enables high-current operation, making the HPLF5060 an ideal solution for demanding automotive environments.  Mass production of new products using this package began in November 2025 (sample price: $3.5/unit, excluding tax).  In addition to expanding the lineup of products using this package, mass production of the smaller DFN3333 (3.3mm × 3.3mm) package, which employs wettable flank technology, is scheduled to begin around February 2026. ROHM’s New LDO Regulators with 500mA Output Current Achieving Stable Operation Even with Ultra-small Capacitors to Expand Design Flexibility for High-current Applications
  ROHM has developed the “BD9xxN5 Series” of LDO regulator ICs with 500mA output current, featuring its proprietary ultra-stable control technology “Nano Cap™”. This series comprises 18 products designed for 12V/24V primary power supply applications used in automotive equipment, industrial equipment, and communication infrastructure.  In recent years, electronic devices have demanded higher density in smaller form factors at the same time. To meet this demand and achieve space savings and design flexibility, power supply ICs must be capable of stable operation even with small-capacity capacitors. However, achieving such performance with output capacitors of 1µF or less has been technically difficult.  To address this challenge, ROHM developed the “BD9xxN1 Series” LDO regulator (150mA output current) in 2022, incorporating its proprietary ultra-stable control technology, “Nano Cap™”. This innovation enables stable operation with output capacitors as small as 100nF, earning widespread adoption across numerous applications.  The newly developed BD9xxN5 Series builds on the success of the BD9xxN1 Series by increasing the output current to 500mA – more than three times higher than before – significantly broadening its suitability for applications requiring higher power. In addition, very low output voltage ripple of approximately 250mV (with load current variation of 1mA to 500mA within 1µs) is achieved with a small output capacitance of just 470nF (typical). Beyond standard small MLCCs (multi-layer ceramic capacitors) in the range of several µF and large-capacity electrolytic capacitors, it also supports ultra-small MLCCs, such as the 0603M size (0.6mm × 0.3mm), with capacities below 1µF – where stability was previously difficult to achieve. This contributes to space saving as well as greater flexibility in component selection.  Furthermore, high-precision SPICE models, “ROHM Real Model” are provided for accurate simulation and can be downloaded from the ROHM official website.  SPICE Models: BD900N5xxx-C BD933N5xxxx-C BD950N5xxxx-C  ROHM will continue to contribute to the high performance, miniaturization, and high reliability of electronic devices by further expanding its Nano Cap™ technology-equipped LDO series. LDO Regulator (Low Drop Out Regulator / Low Saturation Regulator)  A type of power supply IC that converts between two different DC voltage levels. Falls under the category of linear regulator (where the input/output voltages operate linearly) characterized by a small input-output voltage difference. Compared to DC-DC converter ICs (switching regulators), LDOs feature a simpler circuit configuration and lower noise. Industry’s Highest* Rated Power! ROHM Unveils the UCR10C Series of Sintered Metal Shunt Resistors
  ROHM has developed the “UCR10C Series”, which has the industry's highest rated power for 2012-size shunt resistors (10 mΩ to 100 mΩ).  Shunt resistors are required to handle higher power for current sensing in both the automotive and industrial equipment markets. Additionally, specific requirements for high junction reliability in these markets has increased annually.  ROHM’s new products form a copper-based resistive element on an alumina substrate via sintering. By optimizing the heat dissipation structure, it achieves rated powers of 1.0W and 1.25W-double that of equivalent-sized products including thick film types and metal plate types. This enables the replacement of products with wide terminal types or larger alternatives, facilitating miniaturization and reducing the number of components required.  Furthermore, the use of a metal resistive element achieves a low TCR (0 to +60 ppm/°C). This minimizes errors due to temperature changes, enabling high-precision current sensing. Moreover, it achieves the same level of durability as the metal plate types in temperature cycle testing (-55°C / +155°C, 1000 cycles). This ensures high bonding reliability even in applications with extreme temperature fluctuations, such as automotive use, enabling stable, long-term operation.  This series is fully lead-free. No lead materials are present, even in RoHS-exempted areas, thus reducing environmental impact.  As part of its future expansion plans, ROHM has also commenced development of the 3216-size (2W) sintered metal shunt resistor, the “UCR18C Series”, further enhancing its product line-up that combines high power, high precision and high reliability.  Application Examples  Various current detection applications in automotive, industrial equipment, and consumer electronics.  Terminology  Thick Film Types  A chip resistor using a material called metal glaze as the resistive element. In addition to cost advantages, the thick film resistive element provides superior resistance to pulses and surges.  Metal Plate Types  A chip resistor using a metal plate as the resistive element. It offers superior thermal dissipation and achieves high precision through low TCR, providing performance advantages.  Wide Terminal Types  A structure where the electrodes are positioned along the long side of the chip resistor body. Compared to the common structure with electrodes along the short side, it improves heat dissipation efficiency and enables high-power handling.  TCR (Temperature Coefficient of Resistance)  An indicator showing how much a resistor's resistance value changes with temperature. A lower value means less resistance variation due to temperature fluctuations, providing more stable performance.  The TCR of the UCR10C varies depending on the resistance value. Furthermore, the listed TCR is the guaranteed value for the +25/+155°C range for the 10mΩ product.
